The quick answer will be no, ADS does not have true 3D modeling capability to 
handle a sphere like bump.
 
On the other hand, with dimension that small, don't you think a free tool like 
FastHenry/Cap is sufficient ? Unless we are talking about some 100GHz super 
duper thingie which I should shut up because I've never done any.

I am curious about its application on thick dielectric layer.
 
For example, in BGA package, the bump is about 90um high and the filling 
material is as thick as 90um. Does ADS generate accurate results for this kind 
of setup?
