This won't get you on die measurements. Many high pin count parts, such as
FPGAs, have special pins often called "peep holes" that are isolated from
the Vdd and Vss planes in the package that allow you to do this. We often
use these to connect to the sense lines of the regulators.

Hi Experts,
We are looking to enable on-die voltage measurement for our core power
supply on our latest device.
If I just take a pair of VDD and VSS bumps and route them on package like
signals, will that suffice to enable a reasonably accurate transient
voltage(at the die) capture?
Do we need to take care of any other thing for this?
Do we need special probe on the board to measure it?
