All,

Need a SPICE model of a PHEMT or a MESFET transistor.

The transistor properties are:

Substrate: GaAs
Type: Depletion mode
Gate width: 0.25um
Gate length: 10um
Threshold voltage: -1V
The transistor enters cutoff at VGS < -1V

Note: It's important that the transistor's model will work with a
negative VDS voltage, where the Drain and Source are changing their
rolls.

Any info may help.
