Hi,

        Enhancement mode FETS have a  negative  temp co-eff past a
certain current and this current can be quite high of the order of
several amps. The early hitachi mosfets had a neg tempco after about
125mA, so thats maybe why the myth that FETS always have a neg temp co
came from.

Hi all,
          What are the failure modes of MOSFETS? I understand that
MOPFETS have negative temp: coefficient , so do we ever have thermal
runaway in MOSFET's?
